Infineon Technologies AG has extended its holistic SiC product range with 650 Volt devices with the new launch named CoolSiC MOSFETs. This new product addresses the rising need for energy efficiency, power density, and robustness in applications related to the server, telecom and industrial SMPS, solar energy systems, energy storage, and battery formation, UPS, motor drives, and EV-charging.
The CoolSiC MOSFET 650 V devices have lower switching losses and are based on the state-of-the-art trench semiconductor technology. They have superior reliability, best-in-class switching, and conduction losses with the robust physical features of SiC. They have a maximum transconductance level, a threshold voltage of 4 volts, and short-circuit robustness. The trench technology enables no compromise in attaining lowest losses in the application and maximum reliability in operation.

The other advantages are switching efficiencies at higher frequencies and exemplary reliability. The low on-state resistance results in excellent thermal behavior. The commutation-robustness enables to attain an overall system efficiency of 98 percent.
Infineon has made available dedicated 1-channel and 2-channel galvanically isolated EiceDRIVERTM gate-driver ICs to ensure high-performance operation of the devices. The MOSFET 650 V enables energy efficiency gains and the total expense of ownership. This CoolSiC MOSFET 650 V family has eight variants in two through-hole TO-247 packages.
